Beschafft wird ein schlüsselfertiges UHV-Cluster-System zur Herstellung supraleitender Schaltkreise auf 8-Zoll-Wafern für den Lehrstuhl für Technische Physik E23/WMI der Technischen Universität München in Garching.
Das radiale System umfasst eine zentrale UHV-Transferkammer mit Roboter, eine HV-Load-Lock-Kammer, sowie separate UHV-Kammern für Aluminium-Aufdampfung, Sputtern von Supraleitern, Oxidation und Ar-Ionen-Ätzen, ergänzt durch eine HV-Wendestation.
Wesentliche Anforderungen sind die beidseitige In-situ-Metallisierung mit minimaler Partikelkontamination auf der Wafer-Rückseite durch Edge-Gripping-Handhabung, ein maximaler Footprint von 350 cm x 400 cm bei einer Deckenhöhe von höchstens 330 cm sowie ein Basisdruck von ≤1×10⁻⁹ mbar in der Handler-Kammer nach Ausheizen.
Der Lieferumfang enthält alle Vakuumpumpen, Gaspanels, Reiniger, Filter, Metallgasleitungen, das komplette Steuerungssystem mit Softwarelizenzen, Gehäuse, eine zweite Garnitur an Kammerabschirmungen, Installationsmaterial, Dokumentation und Einweisung.
The Technical University of Munich - Chair of Technical Physics E23/WMI will acquire a UHV cluster System for the fabrication of superconducting circuits on 8 inch'' wafers. The system must provide UHV conditions and has to include an HV load-lock chamber, a central handling chamber, a UHV chamber for the evaporation of Al thin films, a UHV chamber for sputtering of superconductors, a UHV chamber for oxidation, a UHV chamber for Ar ion milling, and a flipping station. The system must allow metalizing both sides of the wafers in situ, with minimal backside particle contamination. The wafers should only be touched on the side (edge gripping).
